Titanium Sputtering Target

The titanium sputtering target is made of titanium metal. As a metal, titanium is recognized for its high strength-to-weight ratio. It is a strong metal with low density that is quite ductile (especially in an oxygen-free environment), lustrous, and metallic-white in color.

Products Description

Pure titanium sputtering target produced by our company is a high-purity metal target with excellent corrosion resistance and biocompatibility. It is widely used in semiconductors, medical implants, optical coatings and decorative coatings.

Our titanium targets are made of pure titanium or titanium alloys. Moreover, our titanium targets have high hardness and density, as well as excellent corrosion resistance, and can maintain stability in various environments. In addition, titanium targets also have good thermal conductivity and high purity, providing excellent performance for sputtering thin film technology.

The titanium targets produced by our company are made by vacuum melting-investment casting process. Its most notable characteristics are high purity and excellent density. The purity of our titanium targets can reach more than 99.5%, and the content of impurity elements such as Fe, Si, O, N, H and other elements is less than 100ppm. This makes our titanium targets far superior to ordinary industrial pure titanium in both physical and chemical properties.

Common types

Pure titanium target: used for biomedical coating, semiconductor barrier layer, etc.
Alloy target: such as Ti-Al (aerospace materials), Ti-Ni (shape memory alloy), Ti-6Al-4V (medical implants).
Compound target: such as titanium nitride (TiN, gold decoration/wear-resistant coating), titanium oxide (TiO₂, optical coating/photocatalysis).

process

Smelting and purification: Electron beam melting (EBM) or vacuum arc melting (VAR) to obtain high-purity titanium ingots.
Thermomechanical processing: hot rolling/forging improves grain structure, and cold rolling improves dimensional accuracy.
Machining: Titanium has low hardness and is easy to cut (common thickness 3-10mm, diameter 1-12 inches).
Binding: often combined with copper or aluminum backplane (titanium has poor thermal conductivity and needs to enhance heat dissipation).

Main applications

(1) Semiconductors and electronic devices
Diffusion barrier layer: Ti or TiN film is used in copper interconnection process to prevent Cu from diffusing into silicon substrate.
Electrode materials: such as TiN electrodes in DRAM capacitors.

(2) Biomedicine and implants
Medical coatings: Titanium films are used in artificial joints and dental implants to improve biocompatibility.
Antibacterial coatings: Photocatalytic bactericidal effect of TiO₂ under ultraviolet light.

(3) Optical and decorative coatings
Optical films: TiO₂ is used for anti-reflection films and reflectors (high refractive index, n≈2.4-2.9).
Decorative coatings: Golden yellow coating of TiN (watches, bathroom accessories).

(4) Wear-resistant and tool coatings
TiN/TiC coatings: Harden the surface of tools and molds to extend service life.
