1. Purity selection
Semiconductor applications: It is recommended to select 5N (99.999%) high-purity targets to reduce the impact of impurities on device performance
Optical coating: 4N (99.99%) purity can meet the needs, taking into account both cost and performance
2. Size and binding
Magnetic control sputtering equipment: Prefer circular targets (2-6 inches in diameter) to match the equipment cavity structure
High power applications: Must be bound to a copper back target with a thickness of ≥0.2mm to enhance thermal conductivity
3. Sputtering parameter matching
Power density: It is recommended to control it at 2-3W/cm² to avoid overheating of the target or too low a sputtering rate
Atmosphere control: Argon purity ≥99.999% to reduce impurity contamination
