W80 tungsten copper heat sink is composed of 80% tungsten and 20% copper, of which 20±2% is copper and the impurity tungsten is 0.5% of the remainder. Due to the high tungsten content, the characteristics of tungsten itself, high hardness and high melting point, are also reflected in it. Its density can reach 15.15g/cm3, and the hardness is ≥HB220. However, due to the decrease in copper content, the electrical conductivity and thermal conductivity also decrease. The electrical conductivity is about 34IACS%, the thermal conductivity is 190-210 (wm/k), the thermal expansion coefficient is 8.0-8.5 (10-6K), the bending strength can reach 980, and the softening temperature is ≥900℃.

The W80Cu20 heat sink is composed of tungsten and copper in the ratio of 80% and 20%, respectively. The heat sink also possesses a low thermal expansion coefficient and high thermal conductivity. The low thermal expansion coefficient is much the same as the expansion coefficient of semiconductors, chip, and ceramic substrate materials. It helps reduce packaging as well as thermal stressed related cracking and chipping within the heat sink structure, improves reliability of package, and increases the serviceability and reliability of the heat sink. While high thermal conductivity helps in quickly dissipating heat from the chip thereby reducing the working temperature of the chip, ensuring its stable operation and increasing its service life.
