In recent years, due to the thermal and electrical properties of tungsten copper composite materials, they have been rapidly developed in the field of electronic materials, such as substrates, inserts, connectors and heat dissipation components in large-scale integrated circuits and high-power microwave devices. However, with the substantial increase in the integration of integrated circuits and the power of microwave power devices, the heat generated during use has also increased. Therefore, tungsten copper materials as high-performance heat dissipation materials have become the key to the high performance of microwave power devices.
Traditional tungsten copper homogeneous heat sink materials require heat sink materials to have a low thermal expansion coefficient due to the need to consider the sealing problem with the ceramic substrate. Therefore, tungsten copper composite materials with a high W content have to be used when designing the composition. Under the premise of ensuring the sealing requirements with the substrate, it is difficult to further improve the thermal conductivity of the homogeneous tungsten copper composite material to meet the requirements. The contradiction between high thermal conductivity and low thermal expansion coefficient has been effectively solved in tungsten copper functional gradient materials, which can have a low thermal expansion coefficient on the sealing surface with ceramic semiconductors and can improve thermal conductivity by increasing the Cu content. In recent years, it has gradually become one of the main research directions of high-performance heat dissipation materials.
